Your company has recently purchased a semiconductor laser chip with the following specifications and L-/ characteristics: Operating Wavelength 1550 nm 25 cm¹ Active region length, L Active region width, w 500 μm 2 μm Active region material loss, Threshold current, Ith Active region depth, d 0.2 μm 22 mA 0.2 mW/mA 10¹ cm3 slope of L-I curve 4 ns 0.2 Electron lifetime, T. Transparency carrier density, No Optical confinement factor, I Internal quantum efficiency, n Refractive index of air, na 10¹ cm³ Gain constant, a 1 1 a. While conducting the test, you found that one facet of the laser chip was coated with a mirror that prevented light from exiting via that facet. Based on the parameters given in the data sheet, calculate the reflectance of the laser at the exit facet. b. Through your investigation, you have also observed that there was no additional coating applied to the exit facet (i.e. only laser-air interface). What is the refractive index of the laser active region? c. As the laser will be used as the only optical source in a newly-built high-speed link between the headquarter and the offices within different towns, it is found that the slope of the L-I curve for the laser is not as high as you would have hoped for. Given that you only have access to the laser chip output facet, explain what you would do to the output facet if you want to double the slope of the L-I curve? d. Based on your changes you did to the output facet, what would happen to the laser threshold current? Calculate the new laser threshold current.
