6.37 (a) The charge density at a linear P-N junction can be expressed by Pcharge = -5 x 108 x, where x is in m and Pcharge in C/m³. Design the donor concentration of an abrupt P-N junction (NAND), so that the zero-bias maximum field is the same as in the case of the linear junction. Assume Vbi = 0.6 V for the linear, and Vbi = 0.9 V for the abrupt P-N junction. (b) Calculate and compare the maximum electric fields at these junctions at VR = 20 V.
