(a) Given that the energy band gaps of ZnS and GaAs are 3.60 eV and 1.43 eV, respectively. By calculating their cutoff wavelengths, explain why ZnS is transparent to visible light (a -0.4 -0.7 um) while GaAs is not. (b) Assume that a nonequibrium Si doped with 1.5x1015 cm-3 phosphorus has the excess electron concentration of 1.0x1014 cm at 300 K. Calculate the separation between electron quasi-Fermi level and intrinsic Fermi level.
