Question 5 [20 Total Marks] Determine the dimensions of a n-channel MOSFET with an aluminium gate to have a threshold voltage of VT=-0.22 V and a drain current of ID=50 μA at Vas-2.5 V and Vps-0.1 V. The device should have a channel length of L-1.25 μm and is to be made on a silicon layer doped with a doping density of 1014 cm-3. The metal work function of aluminium is 4.1 eV. Silicon has a bandgap of 1.125 eV and an electron affinity of 4.05 eV.
