Given an n-type silicon sample with uniform donor doping of (a) Na = 10¹5 cm³ and (b) N₁ = 10¹9⁹ cm3, calculate the Fermi levels relative to intrinsic Fermi level at 7= 300 K assuming full ionization for all cases. Check whether the above assumption of full ionization of each case is correct with the calculated Fermi level (i.e. find the probability of donor states being occupied by electrons and therefore not ionized). Assume that the ionization energy Ec-Ep = 0.05 eV, n = 1.0 ×10¹0 cm³, kT = 0.026 eV, Eg = 1.12 eV, and the intrinsic Fermi level locates at the mid of band gap.
