A GaAs is doped with No = 1016 cm3 at room temperature. Calculate: i. The equilibrium concentrations of electrons and holes. ii. The position of Fermi level from mid-gap. Then, sketch the energy level band diagram and indicate the positions of Ec, Ev, E and EF. iii. The minimum acceptor to be added to change the material to a degenerate semiconductor.
